Solid-state switch unit for modulators of power microwave devices

The paper describes a high-voltage solid-state switch unit intended for use at output cascades of modulators of power vacuum microwave devices with grid control. The switch unit is composed of two identical high-voltage transistor switches constructed by stacking MOSFET transistor sections in series configuration. Both transistor switches are alternately driven on commands from a single control module with inversion of control pulse polarity. The experimental tests demonstrated that the switch unit enabled to form high-voltage pulses at grid assemblies of power vacuum microwave devices with amplitude up to 10 kV and rise and fall times of less than 50 ns.
