New charge pumping method for direct measurement of spatial distribution of fixed charge

Recently, charge pumping methods have been extensively utilized to investigate the energy and the leteral distribution of interface state density[1]. In this paper, we propose a new method in which the spatial distribution of the "fixed trapped charge (NF)" for a p-MOSFET after hot carrier stress is obtained instead of the "interface state density (NIF)" distribution.
