Lifetime test for high-current-injection strained-layer superlattice light-emitting diode

Successful long-term room-temperature operation of InGaAs/GaAsP strained-layer superlattice (SLS) light-emitting diodes (LED's) under high constant current injection is reported. The devices have been tested up to 1000 h with 830 A/cm
²
, 2000 h with 3000 A/cm
²
, and 2000 h with 4000 A/cm
²
with no observed degradation in the optical outputs. These results indicate that an SLS with lattice constant well matched to that of the substrate is stable under high-level current injection.
