Study of heterostructure launchers for generation of ballistic electrons

As heterojunction launchers has been investigated using the self-consistent ensemble Monte Carlo method. A two valley
\overrightarrow{k} \cdot \overrightarrow{p}
Γ-L energy band model, position dependent phonon spectra, quantum mechanical reflection, and ohmic contacts have been included. Results show that heterojunction launchers reduce the average drift velocities but generate a distinct fraction of ballistic electrons.
