A new type of pulse-generating diode in GaAs

Experimental results obtained on a high-speed large-amplitude pulse-generating device in GaAs are presented. An output voltage of 10 volts, the half-value width of 500 picosecond pulse, was obtained. The pulse-repetition rate was varied with the dc bias current from 10
