A Double-Sided Cooled Power Module With Embedded Decoupling Capacitors

A half-bridge silicon carbide double-sided cooled power module with integrated decoupling capacitors for a vertical and smaller commutation loop is designed and developed. The module is additionally integrated with gate drivers and temperature sensors for both switch positions. A low-temperature co-fired ceramic-based interposer provides the module with its high mechanical strength and enhanced electrical isolation. The module’s power loop inductance is 2.3 nH. This work also details the module’s unique fabrication process, highlighting its good yield and ease of fabrication. The prototype module is validated using double-pulse tests in a clamped inductive load circuit at full load current and 800-V dc link voltage. In comparison with its predecessor, a baseline module that lacks embedded capacitors, this work shows a significant (more than 70%) voltage overshoot suppression at switching transients.
