8ns 64K BiCMOS SRAM's

Since Bi-CMOS technology employs high-drivability gate circuits and high-sensitivity Sense circuits, higher speed memory circuits than those through CMOS process technology can be achieved. This paper describes 64K TTL SRAM design using 1.3μm Hi-BiCMOS technology.
