A 15GHz Gate Array Implemented With AlGaAs/GaAs Heterojunction Bipolar Transistors

This ultra-high speed 500-gate array is implemented with AlGaAs/GaAs heterojunction bipolar transistors (HBTs). The basic logic gates of the array use a bi-level ECUCML circuit approach. The flip-flop toggle rate is evaluated by means of a divide-by-8 static frequency divider personalized on the gate array. The divider operates properly with input frequencies up to 15.6GHz, the highest toggle rate demonstrated with a gate array. The array has been fabricated successfully in a research laboratory and in a pilot production facility.
