High temperature properties of bipolar cascade lasers

Summary:Bipolar cascade lasers (BCLs) are capable of demonstrating
voltage, incremental resistance, and differential slope efficiencies
that are ideally the sum of the individual laser junctions in the
cascade. The first room temperature (RT), continuous wave (CW)
performance a BCL was recently reported with a record demonstrated
differential slope efficiency of 99.3%. We have determined the
characteristic temperatures of bipolar cascade lasers and found them to
compare well with published data for conventional devices of similar
material composition
